The powerful engine of scaling down has brought prosperity to the electronic industry in the past few decades, but this engine is becoming weaker. Advanced packaging can be a promising solution to further exploit the benefits of scaling down by developing new architecture, reducing communication distance and achieving higher packaging density.
To achieve this, standardization, new techniques, co-design tools and multi-scale multi-physics simulation techniques are critical to the sustainable development of advanced packaging technology. The authors declare that they have no conflicts of interest in this work.
In this paper, developments in advanced packaging have been discussed, such as 3D IC packaging, fan-out packaging, and chiplet packaging. Insights on the major advantages and challenges have also been briefly introduced.
In recent years, there is a notable rigorous development of advanced packaging, such as TSMC's InFO (integrated fan-out) and CoWoS (chip on wafer on substrate), ASE's FOCoS (fan-out chip on substrate), Amkor's SLIM (siliconless integrated module) and SWIFT (silicon wafer integrated fan-out technology).
In the post-Moore era, advanced packaging is becoming more critical to meet the everlasting demands of electronic products with smaller size, more powerful performance and lower cost. In this paper, developments in advanced packaging have been discussed, such as 3D IC packaging, fan-out packaging, and chiplet packaging.
